چکیده

High speed, high efficiency, low noise and high saturation power are the characteristics desired for detectors in high bit-rate long-haul optical communication systems. We present modeling and initial experimental results on Traveling-wave Amplification Photodetectors (TAP detectors). These novel monolithic devices combine optical gain and absorption in a traveling-wave structure, providing highresponsivity and high-speed performance, without sacrificing saturation power. Electrical isolation between gain and absorption contacts can be achieved by ion implantation, combined with impurityinduced disordering [1],[2]; this significantly reduces the absorption in the isolation region. Two configurations (shown in Fig. 1) were studied.

Recent advances in photodetectors with distributed optical amplification

For the past few years, we have been researching a novel type of photodetector featuring distributed optical amplification. We call these devices traveling-wave amplifier-photodetectors, or TAP detectors. The distributed combination of gain and absorption seeks a larger efficiency while keeping a low optical power, thus avoiding saturation. In this paper, we present experimental results both of...

Backward-Wave Cancellation in Distributed Traveling-Wave Photodetectors

This paper describes the design, fabrication, and measurement of backward-wave-cancelled distributed traveling-wave photodetectors. One of the fundamental issues in traveling-wave photodetectors is the generation of backward-waves, which reduces bandwidth or, in the case of matched input termination, reduces their radio-frequency (RF) efficiencies by up to 6 dB. We report a traveling-wave photo...

Silicon-based traveling-wave photodetector array (Si-TWPDA) with parallel optical feeding.

We demonstrate silicon-based traveling-wave photodetector arrays (Si-TWPDAs) with parallel optical feeding by integrating multiple Germanium photodetectors. Such Si-TWPDAs feature the merit of high optical saturation power with remaining the large operation bandwidth. The impedance-matched traveling-wave electrode design takes into account the individual Ge photodetector loading effect. Optical...

Theoretical Analysis of Interferometer Wave Front Tilt and Fringe Radiant Flux on a Rectangular Photodetector

This paper is a theoretical analysis of mirror tilt in a Michelson interferometer and its effect on the radiant flux over the active area of a rectangular photodetector or image sensor pixel. It is relevant to sensor applications using homodyne interferometry where these opto-electronic devices are employed for partial fringe counting. Formulas are derived for radiant flux across the detector f...
